TL;DR · Hardware Intern, Advanced Packaging

Hardware intern 2027: advanced packaging will join the IBM Research team to explore new advanced soldering techniques. The intern will utilize laser assisted bonding and laser assisted reflow to investigate various solder constellations across different package variations. Daily responsibilities include testing for warpage, solder joint quality, and solder bonding strength over a wide temperature range. The role requires expertise in SMT assembly processes, PCB and laminate design, and stackups. Candidates should possess a background in EE, Physics, or Mechanical Engineering and demonstrate the ability to efficiently define and evaluate experiments. Preferred skills include laser soldering experience, detailed knowledge of soldering alloys, and modeling knowledge for mechanical warpage and in-package stress. This position addresses technical challenges in advanced packaging and hardware reliability.

What you'll do

  • Use laser assisted bonding (LAB) and laser assisted reflow (LAR) to explore new advanced soldering techniques.
  • Test solder constellations in different package variations for warpage and solder joint quality.
  • Measure solder bonding strength across a very wide temperature range.
  • Define experiments and evaluate results efficiently to support research goals.
  • Apply knowledge of SMT assembly processes and PCB/laminate design to hardware testing.
  • Model mechanical warpage and in-package stress for advanced components.

What we're looking for

  • High School Diploma/GED.
  • Bachelor's Degree (preferred).
  • Studies in EE, Physics, Mechanical Engineering, or a related discipline.
  • Advanced studies in EE, physics and mechanical engineering (preferred).
  • Proficiency in SMT assembly processes.
  • Deep knowledge of SMT assembly processes (preferred).
  • Experience with PCB and/or laminate design and stackups.
